Amkor Licenses Technology To AMD
Chandler, Arizona-based Amkor Technology said today that it has licensed its wafer bumping technology to AMD. Terms of the license were not disclosed. Amkor said the move is part of the electronics industry's move to lead-free processes. Amkor's wafer bumping process is used as part of the fabrication process in semiconductor wafers, in flip-chip IC packaging.
